Evaluation of the TRAPATT-diode aetive region capacitance shows that its magnitude differs from both the magnitude measured at breakdown and that calculated from the diode parameters. The results indicates that the active region capacitance is time dependent during the TRAPATT cycle but that, provided the diode is not operating near ' burn-out' current level, the average valua of this capacitance over the cycle is constant. |
